On this slide is an example of a typical Flip-Chip component that compares four different TIMs in a real size component and provides very convincing data. Clearly, for a small exposed die package (such as a 10mm x 10mm), phase-change offers a great advantage. The added benefit of thermal grease is not of a significant value when considering the assembly difficulties associated with the transportation, storage, handling and application.
